功能测试向量的生成与验证系统

Abstract: Functional test is an essential step in integrated circuit testing, and test vector is the main carrier of functional test. Efficiently and accurately generating functional test vector is the key of testing efficiency and cost. In view of the problems of low efficiency and insufficient redundant comparison in the existing functional test vector generation method based on simulation, this paper proposes a software-based and configurable functional test vector generation and verification system. By utilizing configuration files and test programs, initiatively configure the testing stimuli and response outputs for each step, automatically convert the testing program to the testing port to form stimuli, and assemble all test vector sequences from top to bottom, greatly reducing test vector generation time. Simultaneously generate a reverse self-check verification testbench, using the test stimuli in the vector as the simulation input, comparing the real output of the simulation with the configuration response one by one, and reporting the mismatch points to verify the correctness of the vector, iteratively generating accurate functional test vector

摘要: 功能测试是集成电路测试中不可或缺的重要一步,测试向量是功能测试的主要载体, 如何高效,准确的生成功能测试向量是影响测试效率和测试成本的关键。针对现有的基于仿 真抓取的功能测试向量生成方法存在低效、冗余比对不足等问题,文章提出了一种软件化、 配置化的功能测试向量生成与验证系统,利用配置文件和测试程序,主动式的配置每一步骤 的测试激励与响应输出,自动化的转换测试程序至测试端口形成激励,并自上而下组装起全 部测试向量序列,极大的缩短向量生成时间。同时生成反向自核式验证平台,用向量中的测 试激励作为仿真输入,将仿真的真实输出与配置响应进行逐个比对,并报告不匹配点,用以 验证向量的正确性,迭代生成准确的功能测试向量。
